AECQ SIC FET’s | Datasheet Preview

While electric vehicles are becoming more common, their relatively short driving range remains problematic. To remedy this problem, on-board batteries are shifting towards larger battery capacities with shorter charging times. This trend is leading to an increased adoption of silicon carbide MOSFETs due to the vehicles’ required higher power needs—such as 11 kilowatt and 22 kilowatt, as well as more efficient on-board chargers. Furthermore, higher-voltage batteries, such as 800 volts, require low-loss power devices with higher withstand voltages. To meet these industry needs, ROHM has added twelve models of AEC-Q101 compliant MOSFETs that employ a trench gate structure, which are available in both 650-volt and 1200-volt variants.
